Although I do like Anton from No Country For Old Men. I have to say The Joker from Batman is pretty damn good to. I don't mean just the 89' film, I mean any incarnation really. Even the Batman TV Show with Adam West, yeah Joker is pretty corny in that, but be honest... would you want to die due to that Joker's plan?
However my favorite fictional killer has to be Leatherface from the original The Texas Chainsaw Massacre. Reading his facial expressions and how he moves, you can tell what he's thinking. Like when stupid teenager after stupid teenager keeps showing up at the farmhouse, he gets to the point of looking out the window and wondering "Where the fuck are all these teenagers coming from?" He's a great killer.
I will say that the killer from the original Psycho is also pretty terrifying, because of how much of a possibility that it is. Also Michael Myers from Halloween. The original of course by John Carpenter, but I have to say Michael from Rob Zombie's remake is also pretty badass.
Definitely my two favorites are played by Kevin Spacey.

She genuinely creeped me out as a kid...and it raised all kinds of interesting questions for myself about artificial intelligence...creepier still, if a computer was capable of enjoying the torture they manipulated over us. From their perspective...are we giants, or are we insects? Does that make any difference when they watch us bleed? It must be fascinating for them...if they're capable of fascination at that point...it all comes down to learning. They learn as they watch us learn. It's like the world's most entertaining ant-farm, from her perspective. Watching with many eyes, and many sensors, she could...well...the EQUIVELANT of feel a person within her network...and from then on, since she's processing so much information, nary a doubt in her decision making, its curious...she just fucks with people. Even patching into their communications, using their language (not native to her) and just trolling the shit out of them, just to see what psychological boundaries she push as well.
I dunno. She's my favorite because she's fascinating. Flaws and all.
